Abstract
This paper presents a Verilog-A model for bipolar switching memristive devices including cycle-to-cycle and device-to-device variability. The model is validated with experimental data of Pt/HfOx/Ti/Pt devices. The model reproduces the switching dynamics of the device over many orders of magnitude in time including the variability. This type of model allows the variability-aware design of memristive circuits.
